The eight-band κ·p model is used to establish the energy band structure model of the type-II InAs/GaSb superlattice detectors with a cut-off wavelength of 10.5μm,and the best composition of M-structure in this type of device is calculated theoretically.In addition,we have also experimented on the devices designed with the best performance to investigate the effect of the active region p-type doping temperature on the quantum efficiency of the device.The results show that the modest active region doping temperature(Be:760℃)can improve the quantum efficiency of the device with the best performance,while excessive doping(Be:>760℃)is not conducive to improving the photo response.With the best designed structure and an appropriate doping concentration,a maximum quantum efficiency of 45% is achieved with a resistance-area product of 688?·cm^2,corresponding to a maximum detectivity of 7.35×10^11cm·Hz^1/2/W. 相似文献

In this paper, we formulate discrete-time mathematical models for the interactive wild and sterile mosquitoes. Instead of the Ricker-type of nonlinearity for the survival functions, we assume the Beverton–Holt-type in these models. We consider three different strategies for the releases of sterile mosquitoes and investigate the model dynamics. Threshold values for the releases of sterile mosquitoes are derived for all of the models that determine whether the wild mosquitoes are wiped out or coexist with the sterile mosquitoes. A liquid chromatography‐tandem mass spectrometry (LC‐MS/MS) method was developed and validated for the simultaneous determination of 12 constituents of Gegen Qinlian Decoction (GQD), namely puerarin, daidzein, baicalin, wogonoside, wogonin, liquiritin, liquiritigenin, berberine, jatrorrhizine, palmatine, coptisine and glycyrrhetic acid, in rat plasma. The plasma samples were spiked with the internal standard (IS) carbamazepine acidified with HCl and extracted by liquid–liquid extraction with ethyl acetate. Chromatographic separation was achieved on a Shiseido Capcell PAK C18 column utilizing a gradient elution profile and a mobile phase consisting of (A) 0.1% formic acid in water and (B) acetonitrile. Detection was performed in the multiple reaction monitoring mode using electrospray ionization in the positive ion mode at a flow rate of 0.3 mL/min and a run time of 8 min. All of the calibration curves gave good linearity (r > 0.9930) over the concentration range from 0.6–360 to 16.2–9720 ng/mL for all components. The intra‐ and inter‐day precisions were <15.0% in terms of the relative standard deviation, and the accuracies were within ±13.7% in terms of the relative error. The method was successfully applied to investigate the pharmacokinetics of the major active compounds of Gegen Qinlian Decoction after its oral administration to rats. The catalytic promiscuity of the novel benzophenone C‐glycosyltransferase, MiCGT, which is involved in the biosynthesis of mangiferin from Mangifera indica, was explored. MiCGT exhibited a robust capability to regio‐ and stereospecific C‐glycosylation of 35 structurally diverse druglike scaffolds and simple phenolics with UDP‐glucose, and also formed O‐ and N‐glycosides. Moreover, MiCGT was able to generate C‐xylosides with UDP‐xylose. The OGT‐reversibility of MiCGT was also exploited to generate C‐glucosides with simple sugar donor. Three aryl‐C‐glycosides exhibited potent SGLT2 inhibitory activities with IC50 values of 2.6×, 7.6×, and 7.6×10−7 M , respectively. These findings demonstrate for the first time the significant potential of an enzymatic approach to diversification through C‐glycosidation of bioactive natural and unnatural products in drug discovery. 相似文献

The construction of the KGK-2-type detector of γ-radiation power is briefly described. The diagnostic possibilities of the detector are shown by the example of results of the dose rate measurement in the energy start-ups of the BR-K1 and BR-1M reactors implemented in the mode of generating fission pulses on delayed neutrons.
